چکیده

Submitted for the MAR08 Meeting of The American Physical Society Fabrication and characterization of InAs/AlGaSb HEMTs with high-k gate insulators TOSHIHIKO MAEMOTO, KENJI FUJIWARA, TATSUYA INOUE, NAOKI AMANO, MASATOSHI KOYAMA, SHIGEHIKO SASA, MASATAKA INOUE, OSAKA INSTITUTE OF TECHNOLOGY TEAM — We report on the fabrication and characterization of InAs/AlGaSb high electron mobility transistors (HEMTs) with high-k gate insulators (Al2O3 and HfO2). InAs/AlGaSb quantum well structures were grown by molecular beam epitaxy on a semi-insulating GaAs substrate [1]. From Hall measurements at room temperature, the as-grown wafer showed an electron mobility of 20,000-25,000 cm2/Vs and a sheet carrier density of 1.0-2.0x1012 cm−2. InAs/AlGaSb HEMTs have demonstrated a maximum extrinsic transconductance of 181mS/mm at room temperature. The gate leakage current has been markedly decreased by using thin high-k gate insulators. A typical gate current density of less than 1 nA/mm at room temperature was achieved by inserting the high-k gate insulator. We also found that the leakage current density was smaller than for other experimental results on InAs HEMTs with a Shottky gate [2]. In addition, we evaluated the electron motility and drift velocity by increasing the electronic field between the sources and the drain. [1] T. InAlSb/InAs/AlGaSb Quantum Well Heterostructures for High-Electron-Mobility Transistors

Heterostructures for InAs-channel high-electron-mobility transistors (HEMTs) were investigated. Reactive AlSb buffer and barrier layers were replaced by more stable Al0.7Ga0.3Sb and In0.2Al0.8Sb alloys. The distance between the gate and the channel was reduced to 7–13 nm to allow good aspect ratios for very short gate lengths. In addition, n-InAs caps were successfully deposited on the In0.2Al0...

Monte Carlo study of kink effect in isolated-gate InAs/AlSb High Electron Mobility Transistors

A semiclassical 2D ensemble Monte Carlo simulator is used to perform a physical microscopic analysis of kink effect in InAs/AlSb High Electron Mobility Transistors (HEMTs). Due to the small bandgap of InAs, these devices are very susceptible to suffer impact ionization processes, with the subsequent hole transport through the structure, both implicated in the kink effect. The results indicate t...

Dynamic Monte Carlo study of isolated-gate InAs/AlSb HEMTs

In this work, by means of Monte Carlo simulations, the static and dynamic behavior of isolated-gate InAs/AlSb high electron mobility transistors (Sb-HEMTs) has been studied and compared with experimental results. The influence of the existence of a native oxide under the gate, the value of the surface charges in the gate recess and the possible variation of electron sheet carrier density, ns, h...

Sb-Based n- and p-Channel Heterostructure FETs for High-Speed, Low-Power Applications

Heterostructure field-effect transistors (HFETs) composed of antimonide-based compound semiconductor (ABCS) materials have intrinsic performance advantages due to the attractive electron and hole transport properties, narrow bandgaps, low ohmic contact resistances, and unique band-lineup design flexibility within this material system. These advantages can be particularly exploited in applicatio...

Manufacturable AlSb/InAs HEMT Technology for Ultra-Low Power Millimeter-Wave Integrated Circuits

High electron mobility transistors with InAs channels and sub 0.1m metal gates, have demonstrated a 100% improvement in low-power, high-speed figure of merits over conventional InAlAs/InGaAs lattice-matched HEMTs and MHEMTs. AlSb/InAs MHEMTs exhibit transconductances as high as 1.3 S/mm at drain biases as low as 0.3 V, while maintaining fT and fmax results greater than 220 GHz and 270 GHz, resp...
